Invasion of the Dinosaurs - he, along with a few others, was responsible for the invasion, almost got the Doctor killed (permanently, I expect, unless Time Lords can regenerate after being eaten and digested by a Tyrannosaur), and displayed no qualms whatsoever about wiping out the human race.
